Report summary
In September 2020, Lucid Motors announced the “Lucid Air” as a high-end electric vehicle. The vehicle is evaluated as the mass-produced EV with the fastest charging speed and longest cruising range. The vehicle’s motor is equipped with Wolfspeed’s half-bridge SiC power module.
We will release two reports, one is structural analysis report including structure/material analysis of SiC power modules and planar/cross-sectional of SiC MOSFETs, and the other is a process analysis report including estimation of process flow based on the structural analysis results and electrical characteristic measurement. The reports also includes comparison results with the other company’s third-generation products analyzed in the past.

Report contents and results summary
①Structure analysis report (106 pages)
- The power module uses an AMB substrate, and the insulating layer is SiN-based.
- Au-Sn-Cu solder is used as die attach material.
②Process analysis report (42 pages)
- This product uses the latest third-generation SiC MOSFET, and Ron x AA = 319mΩ・mm2.
- Identify the product number of the die.
- The barrier metal is thicker than the transistor of the other company’s third-generation SiC MOSFET(C3M0075120K) analyzed in the past. This is considered to be a measure to improve short-circuit tolerance.
